Abstract

A study was performed on the electrical characteristics of gold (Au) and silver (Ag) Schottky contacts on n-zinc oxide (ZnO). The properties of both Au and Ag Schottky diodes were degraded by heating in vacuum to temperatures even as low as 365 K. It was found that the mechanical polishing of the ZnO surface produced a high-resistivity damaged layer with prominent deep level defects.
