The weak antilocalization and quantum scattering time in a two-dimensional electron gas in AlGaNGaN heterostructure

Abstract

In the present work, we report an experimental study of the low field magnetoresistance in two groups of AlGaNGaN samples with a two-dimensional electron gas. The characteristic transport parameters of the samples in these two groups are similar except for the value of the quantum scattering time, which is about three times larger in one group than in the other. In the magnetoresistance measured in the group of samples with a larger value of quantum scattering time, we find a well-pronounced weak antilocalization peak, whereas in the group with a smaller quantum scattering time only a weak localization is observed.
